چکیده

The testing phase is becoming the most crucial part of the overall design process, which delays the timeto-market of the digital devices. In order to reduce the complexity of test generation and to decrease the time-tomarket, one needs to begin the test design at higher levels of abstraction. In this paper a new approach for functional delay test enrichment is described. The test enrichment procedure does not increase the test size and is fast because it does not require test generation. The described approach enriches the test patterns using fault simulation. The performed experiments demonstrate effectiveness of the proposed approach.

Application of Functional Delay Tests for Testing of Transition Faults and vice Versa

Rapid advances of semiconductor technology lead to higher circuit integration as well as higher operating frequencies. The statistical variations of the parameters during the manufacturing process as well as physical defects in integrated circuits can sometimes degrade circuit performance without altering its logic functionality. These faults are called delay faults. In this paper we consider t...

Impact of Functional Delay Test Compaction on Transition Fault Coverage

Compact test sets are very important for degrading the cost of testing the very large-scale integrated circuits by reducing the test application time. Small test sets also lessen the test storage requirements. The only way to compact functional delay fault tests is to enable multi-input transitions in test pattern pairs. The goal of the paper is to analyze the impact of multi-input transitions ...

Properties of Variable N-detection Functional Delay Fault Tests

The analysis how the functional fault tests detect structural faults at gate-level shows that the stuck-at fault coverage is much higher than transition fault coverage. The aim of the paper is to discover the reasons of this phenomenon and to propose the techniques of functional delay test quality improvement. We suggest, by transformation of pin pair test into functional delay test, to use var...

The Non-scan Delay Test Enrichment Based on Random Generated Long Test Sequences

The paper investigates the possibilities of application of random generated test sequences for at-speed testing of non-scan synchronous sequential circuits. Our research shows that relatively long random test sequences exhibit better transition fault coverages than tests produced by deterministic ATPG tools. We proposed an approach for dividing of long test sequences into subsequences. The appl...

The Coupling Model for Function and Delay Faults

We propose a high-level fault model, the coupling fault (CF) model, that aims to cover both functional and timing faults in an integrated way. The basic properties of CFs and the corresponding tests are analyzed, focusing on their relationship with other fault models and their test requirements. A test generation program COTEGE for CFs is presented. Experiments with COTEGE are described which s...
